Abstract

Field effect experiments have been performed at 77 °K on the real anodized surfaces ot p-type InSb. The surfaccs of anodized spccimens are very stable and have the surface charge Qss lower than usually. The surface potential uso in the absence of electric field has been always positive indicating surface inversion. Discrete fast surface states were observed in the energy gap. The discrete state near the conduction band edge exibits density of about 3.10 12 cm -2, while the other groups of states are found to be Iess dense (6.10 10 cm-2 - 9.10 11 cm-2 ). Some observation about field effect mobility and the occurence of prominent loops in the field effect patterns are discussed.
